I have a custom desging with TS201S processor. After using JTAG for several times. JTAG suddenly stop working. What could be the reason?

Can you try setting the JTAG voltage to 2.5V in the ICE Test, then re-running it. Does this pass or still fail?

Does the ICE Test Utility run or does it fail at any point? If it runs successfully then you may be interested in the following FAQ:

It shows a cross over DETERMINIG SCAN PATH LENGTH during ICE Test.
